An integrated gate-driver solution eliminates design complexity, development time, bill of materials (BOM) and board space while strengthening reliability over discreetly implemented gate-drive solutions. The NbAlO dielectric layer will be shown to be able to effectively protect the AlGaN surface. A gate driver IC plays the role of an interface between control signals (digital or analog controllers) and power switches (IGBTs, MOSFETs, SiC MOSFETs, and GaN HEMTs). In our study, NbAlO MIS-HEMTs with gate length of 0.5 m and widths of 100 m were exposed to 3 MeV protons at fluences of 1×1015 p/cm 2, corresponding to a 10 years radiation in low-earth orbit.
